Nuqsonli InP (001)<110>,<ī10> sirtidan Ar+ ionlarining kichik burchalarga sochilishi kompyuterda modellashtirish usuli bilan o‘rganildi. Argon ionlarining trayektoriyala-ri, energetik va burchak taqsimotlari yuqorida keltirilgan sirtlar uchun ko‘rib chiqildi. Olingan natijalar shuni ko‘rsatdiki, nuqsonlar energetik va burchak taqsimotlarda o‘ziga xos cho‘qqilar hosil qilishadi.

. С использованием метода компьютерного моделирования моделирова-лось рассеяние ионов Ar+c дефектных поверхностей InP(001)<110>,<ī10> при скользя-щем падении ионов. Рассчитаны траектории, энергетические и угловые распределения рассеянных ионов аргона на вышеупомянутых поверхностных полуканалах. Показано вли-яние дефектов на энерегтическое и угловое рапределение.

The Ar+ ions scattering from the defect InP(001)<110>,<ī10> surfaces at the grazing incidence have been simulated by the computer simulation method. The trajectory, ener-gy and angular distributions of scattered argon ions on above mentioned surface semichannels have been calculated. There were shown the influence defects to the energy and angular distri-butions.
